PURPOSE: An anisotropic conductive film composition is provided to have excellent water resistance and heat resistance, and to improve connection reliability, and to be quickly cured at low temperature. CONSTITUTION: An anisotropic conductive film composition includes a hydrogenated bisphenol A type epoxy monomer represented by chemical formula 1 or a bisphenol A type epoxy oligomer represented by chemical formula 2; a sulfonium-based hardener; a binder resin; and a conductive particle. In the chemical formulas, n is 1-50. An anisotropic conductive film includes the hydrogenated bisphenol A type epoxy monomer represented by chemical formula 1 or the bisphenol A type epoxy oligomer represented by chemical formula 2 and has a glass transition temperature of 120 °C or more.

PURPOSE: A fast-curable anisotropic conductive film composition is provided to obtain excellent electrical properties and maintain superior adhesive force and low electrical connection resistance in conditions of high temperature and thermal shock. CONSTITUTION: A fast-curable anisotropic conductive film comprises: propylene oxide-based epoxy resin 100.0 parts by weight, hardener 0.05-30 parts by weight, binder resin 20-300 parts by weight, conductive particle 1-40 parts by weight, and solvent 10-200 parts by weight. The propylene oxide-based epoxy resin is a bisphenol A-propylene oxide type epoxy resin and is included with an amount of 10-90 weight% based on the total content of the composition.

본원 발명은 고경도의 제1 도전 입자 및 저경도의 제2 도전 입자를 함께 포함함으로써, 제1 도전 입자의 작용으로 접속 저항이 낮으면서, 제2 도전 입자의 작용으로 접속 여부 확인 및 적절한 본딩 압력 측정이 가능하여, 더욱 강화된 접속성 및 효과적인 시인성을 갖는 이방성 도전 필름에 관한 것이다. 보다 구체적으로, 본원 발명은 20% K-value의 차이가 5,000 N/mm 2 미만이고 표면에 분포된 돌기의 밀도가 상이한 두 가지 도전 입자를 함께 포함함으로써 뛰어난 접속성 및 우수한 시인성을 동시에 나타내는 이방성 도전 필름에 관한 것이다.

본원 발명은 에폭시 당량이 120 내지 180 g/eq인 반응성 모노머 및 설포늄 양이온 경화촉매를 함께 함유함으로써, 저온에서 빠르게 경화가 이루어져 열 경화 시 심한 뒤틀림 현상을 방지하는, 저온 속경화형 이방성 도전 필름에 관한 것이다. 또한 본원 발명은 에폭시 당량을 한정한 반응성 모노머를 사용함으로써 저온 속경화를 달성하고 설포늄 양이온 경화촉매로서 설포늄 보레이트를 사용함으로써 양이온 중합 시 다량의 불소 이온 방출을 방지하는 이방성 도전 필름에 관한 것이다. 또한 본원 발명은 수소화 에폭시 수지를 추가로 함유함으로써 설포늄 양이온 경화촉매와의 반응 효율을 높여 보다 우수한 저온 속경화성을 나타내는 이방성 도전 필름에 관한 것이다.

PURPOSE: A Conductive particle is provided to have excellent connection by having a conductive microparticle with high hardness, and to have excellent conducting performance by improving contact area. CONSTITUTION: A conductive particles comprises a core which consists of a composite of a polymer resin and SiO2 composite. The 20% K-value of the conductive microparticle is 7,000-12,000 N/mm^2. The compressive strain after 5 seconds thermal compression at the condition of 220 °C and 110 MPa, is 5-40 5. A semiconductor device comprises a wiring board including a metal and metal oxide film in the outermost layer; and an anisotropic conductive film which is attached to a chip-mounting side of the wiring board. The anisotropic conductive film includes the conductive particles.

CONSTITUTION: An anisotropic conductive composition comprises a cationic polymerizable resin, a cationic polymerization catalyst represented by chemical formula 1, and organic base material. In chemical formula 1, R1 is selected fromhydrogen, C1-6 alkyl, C6-14 aryl, -C1-6 alkyl C6-14 aryl, -C(=O)R4, -C(=O)0R5, and -C(=O)NHR6; each of R4, R5, and R6 is selected from C1-6 alkyl and C6-14 aryl; R2 is C1-6 alkyl; R3 is selected from a nitrobenzyl group, dinitrobenzyl group, trinitrobenzyl group, benzyl group substituted or unsubstituted by C1-6 alkyl, and naphthylmethyl group.

PURPOSE: An anisotropic conductive film is provided to have excellent adhesion and improved reliability, to improve adhesion with a substrate without degrading physical properties like moisture permeability, reliability, etc. CONSTITUTION: An anisotropic conductive film comprises one or more kinds selected from a group consisting of a conductive adhesive layer, and an insulating adhesive layer. On the one side or both sides of the conductive adhesive film or the insulating adhesive layer, a layer comprising a silane coupling agent is laminated. A manufacturing method of the anisotropic conductive film comprises: a step of forming a conductive adhesive layer by spreading a composition for forming the conductive adhesive layer on a base film; and a step of spraying solution comprising the silane coupling agent on the conductive adhesive layer, and drying the sprayed solution.
