Abstract: A planarizing apparatus is provided to reduce remarkably fabrication costs by planarizing efficiently a coating layer without the use of a CMP apparatus using a contactor driving unit. A planarizing apparatus(18) is used for planarizing a coating layer formed on a substrate(W) before performing a curing process. The planarizing apparatus includes a contactor and a contactor driving unit. The contactor is used for contacting the coating layer of the substrate. The contactor driving unit is used for pressing the contactor against the coating layer and planarizing the surface of the coating layer by moving the contactor along the surface of the coating layer. The planarizing apparatus further includes a rotation retaining support member for supporting and rotating the substrate.

A pressure member whose lower surface is flat presses the upper surface of a substrate deposition layer downward. A control part(150) controls the operation of the heating member and the pressure member in a manner that the upper surface of the substrate deposition layer heated by the heating member is intermittently pressed by the pressure member. An exhaust part(143) exhausts the atmosphere of the process receptacle. A decompression apparatus decompress the process receptacle.
