Abstract: PURPOSE: A substrate processing apparatus is provided to reduce an entire size and a processing time by eliminating a cooling unit which performs a cooling process before coating of a resist. CONSTITUTION: A process part(3) performs a process with respect to a wafer substrate. A delivery part(2) delivers in/out a substrate carrier(C) in which plural substrates are contained and maintained. A substrate convey part(4) takes out a substrate from the substrate carrier(C) delivered in the delivery part(2) and hands over the substrate to the process part(3) before processing, and takes over a processed substrate from the process part(3) and hands over the substrate in the substrate carrier(C). A transport part changes positions of the substrate carrier(C) between a first and a second positions.

Abstract: PURPOSE: A substrate processing apparatus and an aligning method of a substrate carrier apparatus are provided to perform a precise alignment of the substrate carrier apparatus on a processing unit. CONSTITUTION: A substrate processing apparatus includes a first optical detection mark(7A), a second optical detection mark(7B), an optical sensor(6), and a controller(C). The first optical detection mark on an outer surface of an exterior casing includes a predetermined positional coordinate in a lateral direction with respect to a carrier opening. The second optical detection mark on the outer surface of the exterior casing includes a predetermined positional coordinate in a vertical direction with respect to the carrier opening. The optical sensor is provided on the substrate carrier apparatus to detect the first or second optical detection marks. The controller includes two programs. One of the programs rotates the substrate carrier apparatus, and moves the substrate carrier apparatus in the vertical direction, to allow the substrate carrier apparatus to face the carrier opening of the processing unit. The other program allows the substrate carrier apparatus to enter a processing unit to perform an operation of data acquisition on a precise transfer position.
