Abstract: PURPOSE: A method for ejecting a die from a wafer, a die ejecting unit, and a die bonding apparatus including the same are provided to prevent the generation of cracks in the die by distributing a stress concentrated on the first region of the die to the second region of the die. Abstract: 다이 본딩 장치에 있어서, 적어도 하나의 다이로 분할된 웨이퍼가 부착된 다이싱 테이프를 하방으로 전체적으로 에어 흡착한 후, 상기 다이의 에지에 해당하는 제1 영역의 아래에 배치된 제1 이젝팅 핀을 상승시켜, 상기 제1영역을 국부적으로 상기 다이싱 테이프에 대하여 제1 높이로 상승시킨다. 이어서, 상기 제1영역에 의하여 둘러싸인 상기 다이의 제2 영역의 아래에 배치된 이젝팅 블록을 상승시켜, 상기 제2 영역을 국부적으로 상기 다이싱 테이프에 대하여 제2 높이로 상승시킨다. 따라서, 다이싱 테이프로부터 다이를 선택적으로 분리할 경우 상기 다이에 발생할 수 있는 크랙이 억제될 수 있다.
