Abstract: PROBLEM TO BE SOLVED: To realize a complete optical packet communication network in which entire networks are connected by optical signals only without photoelectric conversion/electro-optic signal conversion for packets at each node and to provide the packet address detector for optical communication to conduct optical packet signal control efficiently. SOLUTION: A lattice coupler 13 whose lattice arrangement is coincident/ dissident with a bit number of an input packet signal is provided onto a channel optical waveguide 12 and a received packet signal light is dispersed by the lattice coupler 13 to distribute the signal light and a detector 16 detects the collected signal light via a mirror 18 and a condenser lens 15. A desired signal is obtained from the detected packet signal depending on the coincidence between the lattice arrangement of the lattice coupler 13 and the bit arrangement of the input packet signal. The detection speed of the packet signal is adjusted by adjusting the lattice interval of the lattice coupler 13.

Abstract: PROBLEM TO BE SOLVED: To simplify the configuration of switch and a control method and to stably and easily execute control by outputting a cell, which is read out by an input cell selecting operation, through a bus dedicated to output under the control of switch module control means. SOLUTION: Plural switch output multiplexing means 20 are provided and this multiplexing means 20 performs the input cell selecting operation for inputting respective cells such as continuous cells containing cell data, cell enable signal (CEN), cell start signal (SOC) and synchronizing clock from an input port driving means 11 of plural line interface means 10, temporarily storing the inputted cells and afterwards, preferentially reading out the temporarily stored cells corresponding to the means 11 having high frequency of generation. Then, this read-out cell is outputted through a bus B3 dedicated to output under the control of switch module control means 70. Thus, the amount of hardware required for buffer configuration can be decreased.

Abstract: PROBLEM TO BE SOLVED: To improve byte aligning and frame synchronizing functions by applying output in the process of frame synchronization to byte alignment, surely preventing byte alignment errors and detecting frame synchronization loss and frame error states. SOLUTION: A data width extension circuit 10 extends input 8 parallel bits to 16 bits and the byte alignment is executed by a byte aligning circuit 20. A1A1/ A2A2 pattern detection circuits 119 and 129 detect successive two A1 and A2 bytes, either one is selected in a pattern selection circuit 140 and a successive pattern detection circuit 150 detects the successive 12 A1 and A2 frame patterns. A frame synchronization detection circuit 170 generates frame synchronizing signals FRSYNC, the abnormality of the frame synchronization is detected by a frame synchronization loss detection circuit 190 and a frame synchronization error detection circuit 180 and the byte aligning and frame synchronizing functions are improved.

Abstract: PROBLEM TO BE SOLVED: To increase a peak current and to decrease a valley current by a method wherein the lower part of a conduction band and the upper part of a valence band are overlapped with each other, and said two parts simultaneously perform the function as a quantum well and a barrier against an electron and a hole. SOLUTION: A conductive semiconductor layer 7, which is utilized as a collector layer, is formed on a semiconductor substrate 8, and a semiconductor layer 1, which functions as an emitter layer 1, is formed. A plurality of hole quantum well layers 2, 4 and 6, which are becoming thicker as the collector layer 7 approaches and positioned between the emitter layer 1 and the collector layer 7, are formed. Also, transposition barrier layers 3 and 5, which are arranged between the hole quantum well layers 2, 4 and 6 and become thinner as the collector layer 7 approaches, are formed. As a result, the interband tunnelling effect of electron and the resonant tunnelling effect communicating aligned level can be increased, and also a peak to valley current ratio(PVR) can be increased.

Abstract: PROBLEM TO BE SOLVED: To integrate a transmission gate and a capacitor in a narrow DRAM cell area by a method wherein a capacitor electrode is positioned under the source of the transmission gate, a dielectric film is positioned under the capacitor electrode, and a plate electrode is positioned under the dielectric film. SOLUTION: A silicon on an insulator(SOT) transistor is used as a transmission gate, and a capacitor is provided with a capacitor electrode 82, a dielectric 89 and a plate electrode 88. The capacitor electrode 82 is arranged under the source 91 of the transmission gate, the dielectric 89 is arranged under the capacitor electrode 82, and the plate electrode 88 is arranged under the dielectric 89. By arranging the capacitor under the lower region of the transmission gate as above-mentioned, the transmission gate and the capacitor can be integrated in the narrow area of a dynamic random access memory(DRAM) cell.

Abstract: PROBLEM TO BE SOLVED: To form a metal thin film on a semiconductor substrate uniformly while a three-dimensional island structure which is caused by the overlap of metal layers is eliminated by a method wherein surfactant is deposited on the semiconductor substrate in a vacuum while the semiconductor substrate is heated at a predetermined temperature and, further, metal is deposited on the surfactant thin film in a vacuum. SOLUTION: After a single crystal substrate 1 of semiconductor such as Si is washed completely in a vacuum and a surface which is free from contamination and uniform is obtained, surfactant 3 such as Sb or As is deposited on the semiconductor substrate 1 in a vacuum while the semiconductor substrate 1 is heated at a temperature about 600 deg.C. Further, metal such as Ag is deposited on the thin film of the surfactant 3 in a vacuum to form a metal layer 2. With this constitution, the surfactant 3 floating on the metal layer 2 can reduce the surface diffusivity of the deposited metal and a three-dimensional island structure which is caused by the overlap of metal layers can be eliminated, so that a uniform metal thin film 2a can be formed.

A scanning address generating part 22 inputs a start signal, a clock signal and a control signal and generates a zigzag scanning address signal and an alternate scanning address signal. Based on the control signal, the 1st and the 2nd multiplexers 23 select the respective address signals from both address generating parts 21 and 22. A latch part 24 outputs the selected address signal while controlling timing.

Abstract: PROBLEM TO BE SOLVED: To make it possible to change the resistance of a piezo-resistor by a change in a pressure by a method wherein an insulating protective film, which insulates the piezo-resistor from a conductive material film on the upper part of the protective film and at the same time, protects the resistor, is formed on the whole surface of the resistor and the surface of each one part of first and second electrodes, which are formed in connection with both ends of the resistor which is formed of an Mo-C pattern consisting of a superfine film on a substrate. SOLUTION: An Mo-C piezo-resistor 12 having a prescribed width is formed on an insulative substrate 10. First and second electrodes 13a and 13b, which are made contact with both ends of the resistor 12 and consist of a conductive metallic material film, are formed. A protective insulating film 14 consisting of such an insulator film as an Si-C film is formed on the whole surface of the resistor 12 and the surface of each one part of the electrodes 13a and 13b as a protective film for the resistor 12. As the resistor 12, an Mo-C superfine film is formed. Thereby, even in the case where a very small pressure is applied to the upper part of a pattern of the film 14, a change is generated in the distances between atoms in the resistor 12 and the resistance of the resistor itself can be changed.

SOLUTION: This microwave resonance probe is provided with a 1/4-wavelength parallel transmission line 10; the first magnetic loop 11 located adjacent to the transmission line 10, connected to a coaxial cable 13, and vibrating the transmission line 10; the second magnetic loop 11 outputting the signal transmitted through the transmission line 10 to an external output device; and a Pyrex pipe. The prescribed frequency is applied to the transmission line 10, the occurrence of the resonance with this frequency is detected, and the occurring time and maintaining period of the resonance of the plasma generated from an electron element are measured, the measurement is repeated each time the applied frequency is changed, and the change of the plasma density at a given position is measured timewise.
