An indole compound represented by general formula (I): Wherein R 1 and R 2 each represent a hydrogen atom, a hydrocarbon group having 1 to 30 carbon atoms or a substituent represented by general formula (II); R 3 and R 4 each represent an alkyl group having 1 to 10 carbon atoms, an alkoxy group having 1 to 10 carbon atoms or an aryl group having 6 to 30 carbon atoms; R 5 , R 6 , R 7 , and R 8 each represent a hydrogen atom, a hydrocarbon group having 1 to 30 carbon atoms, a halogen atom, a hydroxyl group, a nitro group, a cyano group, NHR or NR'R"; R, R', and R" each represent an alkyl group having 1 to 10 carbon atoms, or R' and R" are taken together to form a ring; or R 5 and R 6 , or R 6 and R 7 , or R 7 and R 8 may be taken together to form a ring; An q- represents a q-valent anion; q represents 1 or 2; and p represents a coefficient necessary to maintain charge neutrality.
Abstract:
Provided are: an aromatic sulfonium salt compound which exhibits low corrosion to a substrate and excellent photolithographic characteristics and is thus useful as a photoacid generator and as a cationic polymerization agent; and a photoacid generator, a resist composition, a cationic polymerization initiator and a cationically polymerizable agent composition, which include the aromatic sulfonium salt compound. The aromatic sulfonium salt compound is represented by the following Formula (I): (wherein, R 1 to R 10 each independently represent a hydrogen atom, a halogen atom, a hydroxyl group, a nitro group, a cyano group, an alkyl group having 1 to 18 carbon atoms which is optionally substituted, or the like; R 11 to R 15 each independently represent a hydrogen atom, an alkoxy group having 1 to 18 carbon atoms which is optionally substituted, or the like; at least one of R 11 to R 15 is not a hydrogen atom; and X 1 - represents a monovalent organic sulfonate anion).

Provided are: a compound which shows large absorption for light having a wavelength of 365 nm and has good acid generation rate; and a photoacid generator, cationic polymerization initiator, resist composition and cationically polymerizable composition that use the compound. The sulfonic acid derivative compound of the present invention is characterized by being represented by the following Formula (I): (wherein, X represents a linear or branched alkyl group having 1 to 14 carbon atoms; and R represents an aliphatic hydrocarbon group having 1 to 18 carbon atoms, an aryl group having 6 to 20 carbon atoms, an arylalkyl group having 7 to 20 carbon atoms, an aryl group having 7 to 20 carbon atoms which is substituted with an acyl group, an alicyclic hydrocarbon group having 3 to 12 carbon atoms, 10-camphoryl group or a group represented by the following Formula (II), which aliphatic hydrocarbon group, aryl group, arylalkyl group or alicyclic hydrocarbon group is unsubstituted or substituted with a group selected from a halogen atom, a halogenated alkyl group having 1 to 4 carbon atoms, an alkoxy group having 1 to 18 carbon atoms and an alkylthio group having 1 to 18 carbon atoms).
