Abstract: PURPOSE:To prevent the lowering of withstanding voltage between a collector and a base by forming an electron supply layer combining a potential-barrier on the N-type AlGaAs emitter side and a base electrode being in contact with a GaAs base layer. CONSTITUTION:An N type GaAs emitter layer 17 is etched until it reaches an N-type AlGaAs etching stopping layer 17' while using an emitter electrode 19 as a mask. The layer 17' is removed, a base electrode 20 is shaped, and the residual layer 17 is etched until the etching reaches an electron supply layer 16 combining a potential-barrier on the N-type AlGaAs emitter side while employing the electrode 20 as a mask, thus forming a collector electrode 21 being in contact with an N-type collector region 13. Consequently, a two-element electron gas layer is formed in a GaAs base layer 15 at a low temperature even when the layer 15 is shaped in approximately 100-200Angstrom , thus increasing both carrier concentration and carrier-mobility. Accordingly, the lowering of withstand voltage between a collector and a base can be prevented.

Abstract: PURPOSE:To safely and economically detect the protein immobilized on a membrane with high sensitivity, by adsorbing palladium colloid by protein and applying the electroless plating of a base metal to said protein to sensitize the same. CONSTITUTION:In detecting the protein immobilized on a membrane, this membrane is treated with palladium colloid stabilized with a nonionic surfactant. As the membrane used in the immobilization of protein to be detected, any one commonly used in a gold colloid method is used. As a method for immobilizing protein to be inspected on the membrane, for example, an electroblotting method is used. Subsequently, the electroless plating of a base metal is further applied to the membrane thus treated to sensitize the protein. This electroless plating is a catalytic chemical plating utilizing the catalytic activity of palladium and a metal is selectively precipitated on a metal surface having catalytic action. By applying immersion treatment to the treated membrane in an electroless plating liquid, the base metal is precipitated on palladium colloidal particles from said plating liquid and, therefore, protein can be detected with high sensitivity.

Abstract: PURPOSE:To safely and economically detect protein immobilized on a membrane with high sensitivity, by a simple means wherein the membrane having protein immobilized thereon is treated with a palladium colloid solution with predetermined pH stabilized by a surfactant and a base metal is applied to the treated membrane by an electroless plating. CONSTITUTION:A membrane such as a nitrocellulose having protein immobilized thereon is treated with a palladium colloid solution with pH 5 or less stabilized by an anionic surfactant such as sodium dodecylbenzenesulfonate and a base metal is subsequently applied to the treated membrane by electroless plating. The content of palladium in the palladium colloid solution is 0.01-30mmol/l and the content of the surfactant is 0.001-5wt%. The pH of said colloid solution is pref. adjusted by an acid such as acetic acid or hydrochloric acid. The membrane having protein immobilized thereon is immersed in the palladium colloid solution to be stained and, thereafter, the electroless plating of the base metal is applied to said membrane to enhance detection sensitivity.

Abstract: PURPOSE:To implement an RHET circuit, in which base resistance is decreased and its uniformity is improved, a current amplification factor is large and a conspicuous resonance tunneling effect is indicated, by arranging an emitter electrode, a base electrode and collector electrode in a laminated structure of gold germanium/gold/tungsten silicide in concentric circles, with the collector electrode located at the outermost side. CONSTITUTION:On a defined emitter layer 16, a base layer 14 and a collector layer 12, gold germanium, gold and tungsten silicide are sequentially laminated. Patterning is performed, and an emitter electrode 7, a base electrode 8 and a collector electrode 9 are patterned in concentric circles. In this pattern, the width of a path for a base current is expanded, and the uniformity in length is improved to a large extent than in a conventional example. The emitter electrode 7 is made to be a ring shape. A base electrode 8a is provided at the central position, and a base electrode 8b is provided at the outside. Then the uniformity of the length of the path of the base current is further improved.
