Abstract: A photoresponsive device comprises (a) a device body having two opposed parallel major surfaces, (b) a photoresponsive semiconductor active region along a first major surface, (c) a region of electrically insulating material epitaxial with the active regions, separating it from the second major surface, and (d) a heat sink bonded to the second major surface. Used esp. for photoelectric conversion cell arrays. The integral insulator may be much smaller than separate insulators allowing max. thermal conduction, and full use can be made of the accurate control of diffusion and vapour deposition techniques.

Abstract: An array of closely spaced injection lasers is mounted upon a common substrate of grooved semiconductor or insulating material, with the active (hot) layers of the lasers as close as possible to the substrate. Individual grooves of relatively large cross-sectional area are formed in the portions of the substrate upon which the respective lasers are seated, each of these grooves underlying a respective one of the lasers, and each groove is filled with a material that has high thermal and electrical conductivity, thereby providing a massive beam lead which also serves to dissipate heat generated by the respective laser. The walls of the grooves are treated to provide electrical isolation between the beam leads, so that these leads can be used to establish individual switching connections to the active elements of the respective lasers. With this arrangement, individual lasers in the array can be independently switched on and off as needed during a multiple beam scan, and each laser has an individual heat sink for efficiently dissipating the heat that it generates.

Abstract: 2-Dimensional injection laser matrix with a number of resonators having bent ray paths has reflecting faces cutting the individual pn-junctions at angles different from 90 degrees, which further guide the radiation coming from the individual emitting pn-junctions over other reflecting faces defining the resonator ray paths or grating like structures to the emitting junction. The prodn. of the matrix and the appts. used are also claimed. The injection laser consists of closely-packed 2-dimensional units and emits light parallel to the direction of the stimulating source.
