Abstract: PROBLEM TO BE SOLVED: To make the saturated drain voltage of a FET larger than the one of a conventional FET under the condition of an arbitrary gate voltage, by manufacturing the FET with a non-conductor layer whose thickness of its source and drain sides are different from each other. SOLUTION: Laminating a non-conductor layer 2 and a gate 3 on a semiconductor substrate 1, a source 4 and a drain 5 are formed in its surface portions present in both side portions of the gate 3. In this case, the thickness of the non-conductor layer portion 2 present on the source side 4 is made so larger than the one present on the drain side 5 that when operating a FET the thickness of a channel layer 6 formed in its surface portion present under the gate 3 and present on the drain side 5 is made larger than the one present under the gate 3 and present on the source side 4. Further, a depletion layer 7 present under the source 4, the drain 5, and the channel layer 6 is also formed to have the same configuration as the layer 6. Thereby, the quantity of the saturated drain current of the FET can be increased to make the linear current-voltage characteristic of the FET improvable.

Abstract: PROBLEM TO BE SOLVED: To achieve a synchronizing system between moving picture and synthesized sound by defining an interface between TTS(text-to-speech conversion system) and information in which successive movements of lips are made to be routines and regularized in an event unit. SOLUTION: A multiple medium information accepted by a multiple medium information input part 10 comprises text, moving picture, and synchronizing information. A language processing part 12 transforms a transmitted text into phoneme rows, and assumes each phonemic duration meaning meter information, a pitch value, and an energy value according to a meter control rule led from syntax construction information. A meter processing part 13 calculates phoneme parameters such as duration of phoneme, pitch outline, energy outline, pause position, length, etc. A synchronization adjuster 14 adjusts the duration of each phoneme by using the synchronizing information sent from a multiple medium distributor 11 in order to synchronize synthesized sound with moving picture. The adjusted information is transmitted to a signal processing part 15, and selects necessary data for synthesis from a synthesis unit data base 1, and refers the data to the phoneme information for correction, and then, generates synthesized sound for outputting it.

Abstract: PROBLEM TO BE SOLVED: To perform excellent video reproduction even when the transmission speed of moving image data in a transmission network is changed by imparting a priority order to the data of a video object and selectively transmitting the data of the video object by the priority order. SOLUTION: An initialization part 21 divides a video frame sequence into sub sequences sharing the same background and divides the data of respective frames for the respective video objects. To the divided respective video objects, an identification number for performing discrimination from the other video object inside the sub sequence is imparted. Also, the initialization part 21 compensates the video object for indicating the backgrouftd in the sub sequence. A scaleable transmission part 24 sets the data of a compensated background object fetched from a multiplex part 24 and the data of the video object belonging to the frame 0 to the set of video object data and sets '1' to a variable for specifying a video object evaluation group. Then, the set of the video object data is transmitted, and in the case that the set is a last part, scaleable transmission is ended.

Abstract: PROBLEM TO BE SOLVED: To easily and efficiently correct image distortion by finding out mapping relation among a correction point in the three-dimensional(3D) space, a correction point projected onto a two-dimensional(2D) image plane and an irradiation angle by a neural network, storing the relational values in a table and correcting image distortion by using the table. SOLUTION: The system is provided with a camera 50, an angle adjusting device 60 for plane light, a video processing computer 70 for obtaining the angular information between plane light and a reference line and executing image processing, and a monitor 80 for outputting 3D distance information as plural hardware elements. In this case, mapping relation between the actual coordinate values of an optional correction point in the 3D coordinate space and the projected point on a 2D image plane corresponding to the correction point is found by supplementing the irradiation angle θ of irradiation light to the reference line. The found mapping function is converted into the connection strength of the neural network and stored in a table. After finding the distance of video information by inversely projecting an obtained camera image, a table value corresponding to the distance is inputted to the neural network to correct image distortion.

Abstract: PROBLEM TO BE SOLVED: To prevent the sealing phenomenon of a silicon first structure, due to the elimination of a sacrifice layer by eliminating the sacrificial oxide layer by performing etching with a steam phase atmosphere that contains a steam of HF anhydride and methanol. SOLUTION: An oxide film 32 and a nitride film 33 are deposited on a silicon substrate 31, and a first polysilicon film 37 is deposited on the nitride film 33. Then, a first TOSE film pattern is formed on the first polysilicon film 37 as a sacrificial layer for providing a space for forming a fine structure, and a second polysilicon film 35 that is the material of the fine structure is deposited. Then, a second TOSE film is deposited as the mask of the second polysilicon film 35, the second polysilicon film 35 is subjected to dry etching selectively, a fine structure pattern is formed, and then a photoresist is eliminated. After that, it is arranged in a space that is filled with the steam of HF anhydride and methanol, and the exposed first TOSE film pattern is subjected to steam phase etching by the HF anhydride and methanol, thus forming a space 100.

SOLUTION: Symbol deciding parts 11 and 12 receive each even and odd symbol clock (SC) of Q and I-channels, decides one input signal value V in them and outputs a signal C that corresponds to the value V. De (D) multiplexers (MUX) 21 and 22 demultiplex the value V with the signal C and output them, and shift registers (SR) 31 to 36 transit each data in SC and output it. A MUX 40 stores an address value that multiplexes the output of SR in ROM A to F, and a MUX and adding part 60 adds and multiplex a result value. Thereby, even if the number of stages of SR is increased, the increase rate of memory is lowered and a modulator can easily and digitally be integrated.

Abstract: PROBLEM TO BE SOLVED: To provide a surface light-emitting laser which enables obtaining stable single transverse mode oscillation. SOLUTION: On a part of a semiconductor substrate 1, a laser structure layer 2, 3, 4 having a resonator structure is formed in a direction perpendicular to the surface of the substrate 1. Lateral sides of the laser structure layer 2, 3, 4 are covered with amorphous GaAs layers 7. The laser structure layer is formed by sequentially stacking a lower mirror layer 2, an active layer 3 and an upper mirror layer 4. The active layer 3 is made of an AlGaAs/GaAs multilayer film or an InGaAs/GaAs multilayer film. The amorphous GaAs layer 7 may be formed at a low temperature, and has a higher refractive index and a smaller band gap than a crystalline GaAs layer. Thus, a light is enclosed in the laser structure layer and single transverse mode oscillation is obtained.

Abstract: PROBLEM TO BE SOLVED: To obtain the speed matching device applicable to diversified applications through the control of a processor by facilitating the connection of a signal data link between a common line signal device of an electronic exchange and a signal terminal equipment. SOLUTION: A time switch matching section 1 applies signal conversion to data and a signal received from a time switch and sends the converted data to a speed matching device 2. The speed matching device 2 applies speed conversion to the data under the control of a processor and sends the result to a signal terminal matching section 3. The signal terminal matching section 3 receiving the data subject to speed conversion buffers the data and outputs the data to a signal terminal equipment. The data from the signal terminal equipment conversely are buffered by the signal terminal matching section 3 and subject to inverse speed conversion by the speed matching device 2 and inverse signal conversion by the time switch matching section 1 and outputted to the time switch. Thus, the connection of the signal data link between the time switch and the signal terminal equipment is facilitated.
