Abstract: A semiconductor device and a manufacturing method thereof are provided. An air gap is arranged between a contact plug and line patterns according to the semiconductor device. Thereby, parasitic capacitance between the contact plus and the line patterns is minimized. As a result, the semiconductor device with high reliability is formed. According to the embodiment, a landing pad which is extended from the upper surface of the contact plug covers a first part of the air gap. A second part of the air gap is not covered with the landing pad.
