Abstract: The disclosed improved quantum cascade (QC) laser comprises features that facilitate lasing at temperatures above 260K, preferably above 300K. Among the features is a wavefunction-increasing feature that enhances the amplitude of the lasing level wavefunction (3) in the adjacent upstream barrier layer, thereby increasing carrier injection efficiency into the lasing level. Exemplarily, the wavefunction-increasing feature is an approximately disposed thin quantum well (15). Among the features typically is also a chirped superlattice in the injection/relaxation region (12) that acts as a Bragg reflector to suppress escape of carriers from the lasing level into the continuum, while facilitating carrier extraction from the ground (2) state into a miniband, with the energy width of the miniband decreasing over at least a portion of the thickness of the injection/relaxation region. An InP top cladding layer is also used to optimize heat dissipation.

Abstract: A process for optically transmitting data to a remote receiver includes receiving a stream of input data signals and modulating a mid-IR laser by direct modulation with a waveform whose sequential values are responsive of the dat a signals of the stream. The direct modulation includes pumping the mid-IR las er to produce high and low optical power levels in response to different ones of t he values. The process also includes transmitting output light from the modulated mid-I R laser to the remote receiver via a free space communications channel.

Abstract: A solid state laser comprises a cavity resonator in the form of a generally cylindrical body and, located within the resonator, an active region which generates lasing light when suitably pumped. The resonator has a relatively high effective refractive index (n > 2 and typically n > 3) is sufficiently deformed from circularity so as to support at least one librational mode (e.g., a V-shaped or a bow-tie mode, the latter being presently preferred for generating relatively high power, directional outputs). Specifically described is a Group III-V compound semiconductor, quantum cascade (QC), micro-cylinder laser in which the resonator has a flattened quadrupolar deformation from circularity. This laser exhibits both a highly directional output emission and a three-order of magnitude increase in optical output power compared to conventional semiconductor micro-cylinder QC lasers having circularly symmetric resonators.

In contrast, adjacent SPQWs are coupled to one another by second barrier layers. The thicknesses of the latter layers are chosen so that minibands are created across each RT region. In one embodiment, the emitter includes an I/R region between adjacent RT regions, and in another embodiment the I/R regions are omitted.

Abstract: An article comprising a QC-DFB laser is disclosed. In the QC-DFB laser (10), an overlying grating structure achieves relatively strong coupling of the guided mode to the grating, and is thus highly effective in inducing single-mode operation even under cw operating conditions. The grating structure includes grooves (25) etched in a plasmon-enhanced confinement layer (PECL) (22) disposed adjacent and in contact with an upper metallic electrode (23). The grating structure and the PECL (22) are designed such that in the grooves (25), the laser mode travelling in the waveguide can couple efficiently to the surface-plasmon at the electrode interface. This results in strong modulation of the laser mode, leading to strong modulation of, inter alia, the effective refractive index.

Abstract: A quantum cascade (QC) laser has a multilayer core region comprising alternating layers of a first and a second semiconductor material, with lattice constants a1 and a2, respectively. The first material is selected such that a1 > ao, where ao is the lattice constant of the substrate (typically InP), and the second material is selected such that a 2 ao. The materials are also selected such that the conduction band discontinuity DELTA Ec between the first and second materials is greater than 520 meV in absolute value. The multilayer core comprises a multiplicity of essentially identical multilayer repeat units. The layer thicknesses and materials of the repeat units are selected to substantially provide strain compensation over a repeat unit. QC lasers according to this invention preferably comprise a distributed feedback feature, (e.g., a Bragg grating) selected to ensure single mode laser emission, and can be designed for operation at a wavelength in the first atmospheric window, typically about 3-5 mu m. Such lasers can advantageously be used for absorption spectroscopy, e.g., for emission monitoring.

Abstract: A novel quantum cascade (QC) laser comprises a multiplicity of identical repeat units, with each repeat unit comprising an active region and an injector region. The injector region comprises quantum wells and barriers, selected to facilitate, under appropriate bias, resonant carrier transport from a lower energy level of a given active region to an upper energy level of an adjacent downstream active region. Carrier transition from the energy level to a lower energy level of an active region results in emission of infrared radiation. The laser is advangeously used in, e.g., a measurement system for detection of trace compounds in air.

The laser can be designed to emit in the mid-IR, and can advantageously be used for, e.g., trace gas sensing.
