PURPOSE: A phase change memory device and a manufacturing method thereof are provided to prevent damage due to etching of a phase change material layer. CONSTITUTION: A first electrode(410) is formed inside a first insulation layer(400) formed on a semiconductor substrate(100), and penetrates the first insulation layer. A plurality of trenches is extended into a first direction in order to expose the first electrode. A mold insulation layer having the trenches is formed on the first insulation layer. A phase change material layer(600) is formed on the mold insulation layer, is filled in the trenches, and is commonly connected with the first electrode. A second electrode line pattern(700) is formed on the phase change material layer, and is extended into a second direction different from the first direction.

A phase change memory device and a method for manufacturing the same are provided to minimize thermal interference between phase change patterns by increasing transfer paths with respect to heat generated in an interface between a first surface and a first phase change pattern and transferred to a second phase change pattern. A first electrode(71) having a first surface(S1) is arranged on a substrate. A second electrode(72) has a second surface(S2) located at another level with respect to the first surface. The second electrode is separated from the first electrode. A first phase change pattern(77) is contacted to the first surface. A second phase change pattern(78) is contacted to the second surface. An interlayer dielectric(57) is arranged on the substrate and has first and second contact holes(61,62). The first surface and the first phase change pattern are arranged in the first contact hole. The second surface and the second phase change pattern are arranged in the second contact hole.

A phase change memory cell is provided to reduce remarkably a reset current and a program speed of the phase change memory cell by applying an undoped GeBiTe film, a doped GeBiTe film or a doped GeTe film as a phase change material layer. An isolation layer(53) is formed on semiconductor substrate(51) of a first conductive type to define a active region of a line shape. A word line(WL) of a second conductive type is formed by implanting a first and a second conductive impurities. A lower interlayer dielectric(55) is formed. A cell diode hole(55h) exposing the word line partially is formed by patterning the interlayer dielectric. An n type semiconductor(57n) and a p type semiconductor(57p) are formed within the cell diode hole. A cell diode electrode(59) is formed on a surface of the p type semiconductor. A lower electrode(63) is formed within the cell diode hole. A phase change material layer and an upper electrode layer are formed sequentially. A phase change material pattern(65) and an upper electrode(67) are formed sequentially by patterning the phase change material layer and the upper electrode layer. The lower electrode, the phase change material and the upper electrode constitute a phase change resistor(RP'). An upper interlayer dielectric(69), a bit line contact hole(69h) and a bit line(71) are formed on the substrate including the phase change resistor.

본 발명은, 상호 구획된 냉동실 및 냉장실이 형성되어 있는 본체와, 상기 냉동실의 후방영역에 설치된 증발기로부터의 냉기를 상기 냉장실로 안내하는 냉기안내유로를 형성하는 냉기덕트를 갖는 냉장고 및 그 온도제어방법에 관한 것으로서, 상기 냉기덕트에 회전가능하게 설치되어 상기 냉기안내유로를 개폐하는 댐퍼플레이트와; 상기 댐퍼플레이트를 회전시키는 댐퍼구동모터와; 상기 냉장실의 내부온도를 감지하는 온도센서와; 상기 댐퍼플레이트가 미리 설정되어 있는 상기 감지된 내부온도에 따른 개방도를 갖도록 상기 댐퍼구동모터를 제어하는 제어부를 포함하는 것을 특징으로 한다. 이에 의해, 냉장실 내부의 온도를 효율적으로 제어할 수 있는 냉장고 및 그 온도제어방법이 제공된다.

본 발명은 냉장고에 관한 것으로, 그 목적은 복귀덕트의 입구단을 개선하여 도어 개폐 시 저장실로 들어온 고온 다습한 외부공기가 곧바로 복귀덕트로 유입되는 것을 방지하고자 하는 것이다. 본 발명에 따른 냉장고에 의하면, 냉장실 도어(31)를 닫는 순간 냉장실(30) 내부압력이 일시적으로 높아짐에 따라 소정각도(θ) 회동하여 냉기복귀덕트(70)의 입구단(71)을 폐쇄하며 냉장실(30) 내부압력이 다시 떨어짐에 따라 자중에 의해 복원되어 다시 냉기복귀덕트(70)를 개방한 상태로 유지시키는 밸브장치(80)가 설치되어 있어서, 냉장실 도어(31) 개폐 시 냉장실(30)내로 유입된 고온 다습한 외부공기가 곧바로 냉기복귀덕트(70)를 통해 증발기(51)측으로 들어가는 것이 방지된다. 따라서 증발기(51)의 성에 및 결빙 발생율이 현저하게 줄어들며, 증발기(51)의 열교환 효율이 보다 향상된다. 또한, 제상히터(51a)를 가동하여 증발기(51)를 제상하는 제상행정 주기가 길어지며, 아울러 제상히터(51a) 구동시간이 단축되어 전력소비가 절감되어 전반적인 제품 신뢰성이 향상되는 이점이 있다.

CONSTITUTION: A refrigerator comprises an outer casing(7) composing an outward form of the refrigerator; an inner casing(9) disposed in the outer casing, and which forms an upper refrigerating compartment(10) and a lower freezing compartment(30); an evaporator arranged at the rear of the lower freezing compartment; a freezing compartment cooling air distribution member disposed in front of the evaporator; a refrigerating compartment cooling air distribution member disposed in the rear of the upper refrigerating compartment; a blower fan for blowing the cooling air generated from the evaporator into the freezing compartment cooling air distribution member; a cooling air delivery duct(50) made up of a plastic material, and which is extended upward from the freezing compartment cooling air distribution member toward the refrigerating compartment cooling air distribution member; and a cooling air circulation duct(70) made up of a plastic material, and which is extended downward from the upper refrigerating compartment toward the evaporator.

PURPOSE: A refrigerator and a method for controlling a temperature thereof are provided to control the indoor temperature of a refrigeration compartment efficiently and to adjust the opening degree of a damper plate depending on the indoor temperature of the refrigeration compartment and the frequency of power. CONSTITUTION: A refrigerator includes: a damper plate(51) opening/closing a cold air guide path(41); a damper driving motor(53) rotating the damper plate; a temperature sensor detecting the indoor temperature of a refrigeration compartment; and a control unit controlling the damper driving motor for the damper plate to have the opening degree corresponding to the detected indoor temperature of the refrigeration compartment. If the indoor temperature of the refrigeration compartment is higher or lower than set temperature, the control unit controls the rotational time of the damper driving motor to make the damper plate have the predetermined opening degree corresponding to the temperature of the refrigeration compartment. Thereby, the opening degree of the damper plate is increased or decreased. The amount of cold air supplied into the refrigeration compartment is increased or decreased. In addition, controlling the rotational time of the damper driving motor is based on the frequency of power detected from a frequency detector. Therefore, the temperature of the refrigerator is controlled to the optimum range even though the frequency is changed.

본 고안은, 외관을 형성하는 외부케이싱과, 상기 외부케이싱내에 발포재 충전간격을 두고 배치되어 상부냉장실 및 하부냉동실을 형성하는 내부케이싱과, 상기 하부냉동실의 후방영역에 설치되어 냉기를 생성하는 증발기를 갖는 냉장고에 관한 것으로서, 상기 상부냉장실의 일측 내벽면 상부영역에 함몰형성되는 냉기수령부와; 상기 증발기 설치영역으로부터 상기 발포재 충전간격을 통해 상기 냉기수령부의 일영역을 향해 연장된 냉기덕트와; 상기 냉기수령부의 전면을 덮도록 설치되며, 상기 냉기수령부로 공급된 냉기를 상기 상부냉장실 내부의 복수영역으로 안내하는 안내유로가 형성되어 있는 냉기분배부재를 포함하는 것을 특징으로 한다. 이에 의하여, 냉장실의 용적을 증대시킴과 동시에, 냉장실 내부에 형성된 복수의 수납공간이 균일하게 냉각될 수 있는 냉장고가 제공된다.
