Abstract: 본 발명은 현상처리장치 및 현상처리방법에 관한 것으로서 처리 용기내에 처리 용기부의 사이에 기판 수수가 행해지는 기판 수수부와 기판의 현상이 행해지는 현상 처리부가 나열하여 설치되고 또한 기판 수수부와 현상 처리부의 사이를 기판의 외측면을 양측으로부터 파지한 상태로 기판을 반송하는 반송 기구가 설치되고 있다. 기판 수수부와 상기 현상 처리부의 사이로서 기판을 반송하는 반송로의 윗쪽에는 기판에 현상액을 공급하는 현상액 공급 노즐과 기판에 기체를 분사하는 기체분사 노즐이 설치되고 현상 처리부에는 기판에 세정액을 공급하는 세정액공급 노즐이 설치되고 있다. 본 발명에 의하면 기판의 외측면을 파지한 상태로 기판이 반송되므로 더러움이 퍼지는 경우가 없고 처리 용기내의 파티클의 발생을 억제할 수 있는 기술을 제공한다.

Abstract: The flow of a processing liquid poured onto the surface of a substrate at a standstill to process the substrate from the surface to the back surface of the substrate is suppressed to achieve satisfactory cleaning. When a processing liquid is poured onto a substrate held in a horizontal position by a substrate holding unit to carryout a predetermined process, for example, a cleaning liquid is discharged through a discharge opening corresponding to the entire circumference of the back surface of the substrate before pouring the processing liquid onto the surface of the substrate, and the cleaning liquid discharged on the back surface of the substrate and a liquid flowing from the surface to the back surface of the substrate are sucked through a suction opening corresponding to the entire circumference of the back surface of the substrate and included in a first suction means. Thus an outward flow of the cleaning liquid is produced on the back surface of the substrate. For example, the flow of the liquid from the surface to the back surface of the substrate can be suppressed without resorting to a shake-off action resulting from rotation and, consequently, the substrate can be satisfactorily cleaned.
