액처리부로부터의배기의기액분리성을향상시키는것. 실시형태에따른기판액처리장치는, 액처리부와, 제 1 배기관과, 제 2 배기관을구비한다. 액처리부는처리액을이용하여기판을처리한다. 제 1 배기관은적어도일부가액처리부보다상방에배치된다. 제 2 배기관은액처리부에일단측이접속되고, 배기기구에의해제 1 배기관을통하여액처리부를배기한다. 또한, 제 2 배기관은, 제 1 배기관의액처리부보다상방에배치되는부분에타단측이접속된다.

PURPOSE: A substrate processing apparatus is provided to install a clean air flow unit for making clean air flow in a substrate returning chamber, thereby reducing the manufacturing costs of the substrate processing apparatus. CONSTITUTION: A substrate input/output unit transfers a substrate included in a carrier. Substrate returning chambers(14,25) are connected. A plurality of substrate processing chambers is arranged along with the substrate returning chambers. A substrate returning device is included in the substrate returning chambers. Clean air flow units(40,41) make clean air flow along with the substrate returning chambers.

피처리기판에 도포액을 토출함과 동시에 피처리기판을 회전시켜, 도포액을 피처리기판의 지름방향 바깥쪽으로 전개시켜 도포막을 형성하는 도포처리방법은, 실제로 도포액 토출노즐로부터의 도포액의 토출이 개시된 것을 검출하는 공정과, 그 검출신호에 기초하여, 도포액 토출노즐로부터 도포액을 토출시키기 위한 펌프의 구동타이밍, 도포액 토출노즐에 도포액을 공급하는 배관에 설치된 밸브의 동작타이밍, 및 피처리기판의 회전개시 또는 정지타이밍의 적어도 하나를 제어하는 공정을 구비한다.
Abstract:
A method and an apparatus for supplying a processing liquid and a storage medium for a control program for supplying the processing liquid are provided to improve a processing accuracy by maintaining pressure of a variable pressure adjuster constantly in a processing liquid container. A liquid pressure detector(10) is implemented on a first processing liquid supply path and detects a pressure in a processing liquid container. A first open/close valve(V1) is implemented on the first processing liquid supply path. A variable pressure adjuster(20) is implemented on a main pressure path which couples a processing liquid container with a pressing unit. A pressing open/close valve(V3) is implemented on an auxiliary pressing path and couples the temporary container with the pressing unit. A controller(30) receives a liquid pressure signal from the liquid pressure detector and adjusts the pressure based on a sensor signal, so that the liquid pressure is maintained at a constant value. The control selectively switches on/off the first open/close valve and the pressing open/close valve based on existence of the pressing liquid.
