    Abstract: Provided is a plasma processing method capable of obtaining sufficient repulsion force (adhesion) when processing plasma, and suppressing the generation of particles by reducing residual charges. In this method, plasma processing is performed on a subject in a state that the subject is adsorbed onto an electrostatic chuck on the top of a tray. The methods comprises: a plasma processing process of performing plasma processing in a state that heat conduction gas is supplied between a subject and the electrostatic chuck while adsorbing the subject by applying a first voltage to the electrostatic chuck as an application voltage; an application voltage reduction process of reducing the application voltage while exhausting the heat conduction gas remaining between the subject and the electrostatic chuck by stopping supplying the heat conduction gas at the termination of the plasma processing process; and a separation process of separating the subject from the electrostatic chuck by making the application voltage to the electrostatic chuck become zero after the application voltage reduction process.     Abstract: The present invention relates to a plasma processing device comprising a processing vessel, a mounting tray, a remote plasma unit, a diffusion part, and an ion filter. The mounting tray is formed in the processing vessel. Excitation gas is generated by controlling the remote plasma unit to excite hydrogen containing gas. The exit of the excitation gas is formed at the remote plasma unit. The diffusion part is formed at the exit of the remote plasma unit and receives the excitation gas flowing from the exit for diffusing the active species of hydrogen with reduced amount of hydrogen ion. The ion filter is positioned between the diffusion part and the mounting tray and separated from the diffusion part.
